Hm I'm torn between Star Wars, around the New Hope to Return of the Jedi -era especially, and Babylon 5.

Tied between Bubblegum Crisis Tokyo 2040 and Neon Genesis Evangelion. Close second would be the Buffyverse (it has some Sci-Fi elements) and Chobits.
